Key responsibilities

Manage and support Ball Drop and Reflow processes to ensure stable semiconductor packaging production.

Optimize process parameters such as solder ball placement accuracy, reflow temperature profile, and process conditions.

Monitor process performance, yield, and defect trends to ensure product quality meets specifications.

Troubleshoot process issues such as solder ball misplacement, missing balls, poor solder joint formation, voids, and warpage.

Perform root cause analysis (RCA) and implement corrective and preventive actions (CAPA) for process abnormalities.

Conduct process characterization, qualification, and validation for new products and process changes.

Support New Product Introduction (NPI), engineering lots, and process improvement activities.

Work closely with Equipment, Production, Quality, and Materials teams to resolve manufacturing issues.

Analyze SPC data, process capability, and inspection results to improve yield, reliability, and productivity.

Maintain process documentation, SOPs, control plans, and engineering reports while ensuring compliance with safety and quality standards.

What we're looking for

Diploma or Bachelor's degree in Electrical / Electronics / Mechanical / Materials Engineering / Chemistry or related discipline, or equivalent relevant experience.

With Relevant Semiconductor Manufacturing Experience (Specific in Ball Drop / Reflow or relevant process)

Experience in such as Wafer Level Packaging (WLP), BGA, FC-BGA, Flip Chip processes ; Solder ball attach / ball placement process ; SMT / reflow process engineering ; Surface mount technology (SMT) ; Materials engineering (solder, flux, substrate)

Required to work in a cleanroom environment and wear cleanroom attire as required.
